Research Profile Topic: Physical Electronics and Microelectronics. Micro and Nano Electronic Devices and Circuits. Current topics • Nanoelectronic devices and circuits: Single electron technology, design and simulation • Hybrid photovoltaics and photo-emission devices. • Quantum computing basics and quantum circuits. Past topics • Design and study of new MOSFETs for applications in Random Access Memories (RAMs). • High-k dielectrics. • Diamond & diamond-like carbon based microelectronics. • Optical sensors and applications in position tracking. • New technologies in education practice. Detailed Description: Current topics

• Nanoelectronic devices and circuits: Single electron technology, Design and Simulation. Single-electronics, the technology that makes possible the control of transport and position of a single electron, is

one of the emerging nanoelectronic technologies. In order to build Single –Electron Circuits (SECs), the design and study by simulation of simple logic gates based on Single-Electron Devices (SEDs) such as Single-Electron Transistors (SETs) has to be implemented. Using these gates, together with other circuit elements, various single-electron circuits have been presented and analysed. More recently, hybrid structures have been proposed, making CMOS and SET technologies more compatible. In this work we examine single-electron gates, the basic components of logic circuitry and we examine circuits containing them. The study is made by simulation using SIMON, which is a Monte Carlo based tool and SECS another design and simulation tool. This research is currently expanding, with new issues involving hybrid SET-CMOS circuitry being under investigation.

• Hybrid photovoltaics and photo-emission devices. Today’s research is concentrating on the study of hybrid organic-inorganic photovoltaic devices, where inorganic

metal oxides are used for enhancing the properties of the hybrid devices. The use of metal oxides as charge injection and transport layers in hybrid organic optoelectronic devices is studied. Recently, metal oxide films have been employed as hole (HIL) and electron (EIL) injection layers in hybrid inorganic-Organic Light Emitting Diodes (OLEDs) and Organic Photovoltaics (OPVs). In particular, ALD grown (atomic layer deposition) nanostructured WO3, films have been used as hole injection layers to facilitate electron and hole injection respectively to the polymer Lowest Unoccupied Molecular Orbital (LUMO) and Highest Occupied Molecular Orbital (HOMO) by reducing the injection barriers at the respective polymer/electrode interfaces. This study is under thorough investigation during the last 6 months and produces results being published in various journals and conference proceedings.

Regarding wide band gap semiconductors, recent research is made on the properties of ZnO films for use in heterojunction devices with Si. This project is just starting.

In the past, research was conducted on the electrical properties of photovoltaic and photo emission devices and in particular, MBE grown GaAs photovoltaic devices and MBE grown ZnS/Si hetero-structures photoemission devices. The results of these short projects have been published in two Journal articles.

• Quantum computing basics and electronics. Quantum computing has also been studied during the last years. At the first stages the research focused on the study of recombination phenomena in semiconductors and potential applications in quantum computers. The idea was examined both on a physics and on a mathematics point of view. Research on this topic is at the primary stages and further experience is required in order to establish a future research output. The present study on the field is expanded, by the development of a quantum simulator. A Quantum Computer Simulator (QCS) is built supporting Quantum Error-Correction (QEC) procedures. A generalized QEC protocol is used, independently of hardware design variations. The simulator is based on the circuit model of quantum computation and simulates medium-scale quantum algorithms of a maximum input of 8-qubits. The use of this simulator is currently under examination and potential applications include quantum cryptography and quantum circuitry.

Past topics • Design and study of new MOSFETs for Applications in Random Access Memories (RAMs). The study involved the design and evaluation of MOS transistors with high-k Gate Dielectrics for their suitability

as potential candidates for DRAM memories. That involved mainly the study of their electrical properties using suitable modelling, while the memory circuits were examined by suitable computer simulation using the data derived by the modelling. In addition, the modelling used parameters emerged from recent experimental results reported in the literature, or results taken from samples developed during this research (see below on high-k dielectrics research). The memory circuits were mainly studied for their performance, timing and power consumption. These parameters were examined in conjunction with the properties of the newly designed MOS devices and an optimization procedure was made in order to further increase their performance. VLSI Design techniques were employed and the use of Spice-like based programs such as Microwind 2 and SimuLink7 were implemented. Moreover, a method of implementing the use of new high-k materials on the design and performance evaluation of sub-micron MOSFETs was developed while applications were concerned. The technology in use starts from the 90nm scale and it is currently extended well below 65 nm while the implementation of even the 27 nm regime was under consideration. The devices were simulated using the SPICE based programs MicroWind2 and Simulink 7 and the level of simulation is based on the BSIM4 model. Studies involve potential applications in embedded systems like low voltage RAMs.

• High-k dielectrics. The study included thin films of BaTiO3, SrTiO3, SiON and recently nanostructured CeO2. The main method used

to deposit these films is sputtering, while SiON is produced by CVD. The study on these films was extensive and involved a wide range of electrical and structural properties. The film deposition took place in Institutions in Sweden (University of Linköping, prof. Ulf Helmersson), in the USA (University of New Mexico, Dr. Z.Wang), and also in the Nottingham Trent University in the UK (prof. C.B.Thomas). The main electrical characterisation took place in Greece. The electrical behaviour was examined by admittance spectroscopy (Y-w), current-voltage (I-V), capacitance-conductance-voltage (C-G-V) measurements. The evaluation of their properties which took place after the device development, and in particular, the charge storage capacity, the trapped charges, the oxide breakdown and the degradation effects due to leakage currents and metallization defects, assisted on the design of new generation devices. The properties of films developed onto Indium Tin Oxide (ITO) substrates and their potential use at Metal-Insulator-Metal (MIM) capacitors were also examined. More recently, study of high-k dielectrics on Ge substrates were examined for their electrical properties.

• Diamond & diamond-like carbon based microelectronics. The potential application of thin carbon films in microelectronic devices has formed the main part of the research

work for a long period of time. Starting with the PhD research, and continued for about 10 years after that, the research effort on the issue involved the growth and characterization of thin carbon films on silicon substrates. The main aim was the construction of effective heterojunction electronic devices that will take advantage of some major properties of the carbon films: their electrical conductivity, thermal behaviour and mechanical hardness. During the PhD research, a-C:H films were developed and examined by electrical and structural techniques in order to derive their properties. Later and until recently, sputtered non-hydrogenated films have been studied for their electrical properties with various electrical measurements techniques including noise spectroscopy. Past projects include the development of a high vacuum system suitable of measuring field emission current voltage characteristics from diamond films. Examination of the possible construction of effective heterojunction devices made of sputtered amorphous carbon nitride (CNx) films on silicon was also part of a major program financed by the Greek Secretariat of Research & Technology via EU funds.

• Optical sensors and applications in position tracking. The research on this issue involved the study of an infrared sensor based system for target localization in

automation and robotics. The architecture of an indoor target localization system employing low cost infrared emitting diodes and sensors was examined. This research was performed in the Department of Computer Engineering & Informatics of the University of Patras, under the supervision of Professor G.Ph. Alexiou and Dr. Nikos Petrelis, for the years 2005-2009. During this research, both experimental and analytical techniques were used to derive proper modeling of the pattern recognition success rate, in order to estimate distances of several meters with an adjustable estimation error. The system can be used in several virtual reality and robotics applications. Various publications were produced from this research, involving three journal papers.

• New technologies in education practice. In the past, an effort was made on the application of commercial available software to the education practice, with

emphasis given on Distance Learning applications. The research is dealing with potential applications of circuit simulation and analysis on distance learning laboratory exercises. This research uses software such as Electronics Workbench and Orcad Spice 9.2 in order to simulate basic Electronics Laboratories for use in distance learning environments. This effort led to the publications of some articles in relevant conferences.
